AbstractThis paper presents the design and fabrication of a fixed-tuned 670 GHz subharmonic mixer using hybrid integration technology. A Quasi-Vertical Anti-parallel Schottky diode produced by ACST GmbH is used and up-side-down mounted on a 50 mu m thick quartz-glass substrate. The passive circuit of the mixer and the precise three-dimension model of the diode are established in HFSS. And, the corresponding S-parameters are extracted. Combining the S-parameters with Harmonic balance algorithm in ADS software, simulation result predicts the SSB (Single Sideband) conversion loss is below 9.3 dB from 640 GHz to 709 GHz with 4mW LO (Local Oscillator) power at 335 GHz. The minimum SSB conversion loss is -7.2 dB at 661 GHz. The RF return loss is between -5 dB to -14 dB and the LO return loss is below -12.5 dB over the band of 640 GHz to 709 GHz.
